将来の波長多重光インターコネクトにおいて,温度無依存の波長可変光源がキーデバイスとなる.本研究では,熱応力・静電力駆動のマイクロマシン反射鏡を面発光レーザに集積し,熱駆動により波長ドリフトを補償し温度無依存化を行うと同時に,静電力駆動によって波長を掃引する新しい面発光レーザの実現に取り組んだ.動作特性を解析により明らかにすると共に,加工プロセスを確立し素子を製作した.その結果,温度係数を通常の1/10程度に抑制しながら,約10nmの連続波長可変動作を実現した.また,通常の1/5以下の温度係数,2.5nmの波長間隔の多波長アレイを実験的に示した.更に,スローライトSOAとの集積構造を用いた10mWクラスの単一モード出力を有する高出力波長可変光源,300を超える解像点数を有するオンチップビームスキャナの提案と解析を行った.
