▼ In the past few decades, Si-based CMOS technology is approaching to its physical quantum limit by scaling down the gate length and gate oxide thickness to achieve higher drive current for low power and high speed application. High k/III-V stack provides an alternative solution because III-V based metal-oxide-semiconductor (MOS) devices have higher drive current due to the higher electron mobility than silicon. Also high k oxides lower the gate leakage current significantly due to larger thickness under the same equivalent oxide thickness (EOT) compared with SiO₂ beyond the 22 nm node. The main obstacle for high k/III-V based MOSFETs is the lack of high quality, thermodynamically stable insulators that passivate the interface, which is also the main driving force in the research area of high k/III-V stack. One of the main focuses of this dissertation is developing a fabrication process flow to lower the interface trap density to enhance the performance of MOSFETs with high k oxides on III-V substrates. Also, an emerging memory device with SiO[subscript x] is also developed. This device can be electrically switched between a high-resistance state (HRS, or OFF-state) and a low-resistance state (LRS, or ON-state). Also it shows high potential for next generation nonvolatile memories due to its small cell area, fast write/erase time, low write voltage, good endurance and scalability. The other main focuses of this dissertation is studying the electroforming, set/reset voltages and passivation issue in this resistive random access memory (RRAM or ReRAM). The first part of this dissertation is about lowering the interface trap density of high k/III-V stack by using a thin layer of Al₂O₃ or LaAlO₃. ALD Al₂O₃/HfO₂ bi-layer gate oxide with different Al₂O₃ thickness (0, 5, 10Å) was deposited. Also ALD LaAlO₃/HfO₂ bi-layer gate oxide with different LaAlO₃ thickness (0, 5, 10, 20, 30, 42Å) was deposited. The total EOT of the bi-layer was maintained at ~1.8nm. Also single La[subscript x]Al[subscript 1-X]O (X =0.25, 0.33, 0.5, 0.66, 0.75) gate dielectric with different La doping level was deposited (EOT=2.5±0.4nm). Device characteristics are compared by using different thickness of interfacial layer. The second part of this dissertation is about F incorporation into high k oxide by using SF₆ plasma. The effect of SF₆ plasma treatment of HfO₂ on III-V substrates is demonstrated. Also effect of different plasma power and different treatment time of SF₆ plasma is studied to optimize plasma conditions. High k bilayer (Al₂O₃/HfO₂) is also used to further improve the device performance by better interface passivation with Al₂O₃. HfO₂ gate oxide dielectric is also engineered using SF₆ plasma treatment to incorporate more F. The third part is a study of III-V tunneling FET using In[subscript 0.7]Ga[subscript 0.3]As p-n junction. The device performance with different n doping concentration is compared. ▼ Os crustáceos são originariamente marinhos; ao longo da evolução, diversas espécies invadiram ambientes de salinidades menores, chegando à água doce. A capacidade dos crustáceos colonizarem com sucesso o ambiente dulcícola depende do desenvolvimento de mecanismos eficientes de hiperosmorregulação. A osmolalidade e a composição iônica da hemolinfa de um crustáceo, em meios diluídos, refletem o equilíbrio dinâmico entre a perda de íons por difusão e pela urina e sua reabsorção do meio externo, através das brânquias. A (Na,K)-ATPase branquial desempenha um papel chave no processo de captura de Na+ a partir de ambientes diluídos e suas características cinéticas vem sendo investigadas recentemente, embora as enzimas de caranguejos dulcícolas sejam pouco conhecidas. Segundo o modelo atual, a afinidade por Na+ é o parâmetro cinético mais variável entre as enzimas de diferentes espécies, refletindo a salinidade do habitat do animal, de modo que enzimas de espécies bem adaptadas à água doce apresentam afinidades maiores por Na+. Entretanto, vários resultados conflitantes têm sido relatados nos últimos anos. Recentemente, foi proposto que uma V-ATPase também desempenha papel essencial na captação de Na+ através das brânquias dos crustáceos dulcícolas. Esta enzima ainda é praticamente desconhecida: suas características cinéticas não foram estudadas e a relação entre a magnitude da sua atividade e a salinidade do meio externo não está estabelecida. Este projeto teve por objetivo a caracterização das enzimas (Na,K)-ATPase e V-ATPase das brânquias posteriores do caranguejo hololimnético Dilocarcinus pagei, considerado um antigo invasor da água doce. A (Na,K)-ATPase foi caracterizada em animais mantidos em água doce, a fim de comparar suas propriedades cinéticas com aquelas das enzimas de outras espécies de caranguejos, habitantes de meios mais salinos, visando melhorar o entendimento das adaptações bioquímicas associadas à invasão da água doce. A V-ATPase foi caracterizada em animais mantidos em água doce ou expostos por diferentes intervalos de tempo à salinidade de 21‰ ou ainda aclimatados por 10 dias a diferentes salinidades (5-21‰), visando estabelecer uma relação entre a magnitude da atividade e a salinidade do meio, além de investigar os mecanismos de regulação da atividade da enzima. A análise da fração microsomal branquial de D. pagei mantido em água doce em gradiente contínuo de sacarose mostrou dois picos protéicos (25-35% e 35-45% de sacarose), ambos com atividades K+-fosfatase, (Na,K)-ATPase e V-ATPase. Estes resultados indicam a presença de frações de membrana com densidades distintas, apresentando, em ambos os casos, as principais bombas de íons envolvidas na captação de Na+. Estas membranas podem ser originárias de locais distintos do epitélio branquial posterior assimétrico deste caranguejo. The present set of studies examines the roles of two ion-motive enzymes, vacuolar-type H+-ATPase (VA) and Na+/K+ ATPase (NKA), in energizing transepithelial ion transport across the larval caecum and midgut epithelia of Drosophila melanogaster and Aedes aegypti. Even though both VA and NKA are expressed in insect epithelia, VA was considered the more important enzyme until the early 2000 because the ion transport was unaffected by the NKA inhibitor ouabain in many insect epithelia, a phenomenon termed the ‘ouabain paradox’. This paradox was resolved by the discovery of an organic anion transporter (OATP) that is colocalized with NKA and prevents the actions of ouabain on NKA. Since the resolution of the ouabain paradox, this is the first set of studies that investigates the role of NKA in energizing ion transport across the caeca and midgut of insects. First, I show that both VA and NKA are expressed in the caecum and the midgut. Moreover, the ATPase enzyme activities of VA and NKA are quantitatively similar within each region of the gut that was studied, suggesting that both ATPases may be important for establishing favourable electrochemical gradients for transport of ions across the gut. I used ATPase inhibitors to demonstrate that cation transport is dependent on the actions of both VA and NKA. Furthermore, this is the first set of studies that provides an insight into the ion transport mechanisms of the gastric caecum, an organ that is understudied in insects. In Aedes aegypti, I show that 5-hydroxytryptamine regulates the VA-rich cells of the gastric caecum, and therefore the rates of ion transport of these cells. Additionally, I also show that rearing salinity conditions for Aedes aegypti larvae alters the expression patterns of VA and NKA in the gastric caecum. In freshwater, increased activity of VA and NKA energizes transport of ions into the lumen of the caecum that likely maintains fluid volumes and ionic composition at levels appropriate for digestion and absorption. Overall, these studies provide novel information for caeca and midgut-specific actions of VA and NKA in insects, and present a number of new avenues for future research.

This thesis focuses on investigating the roles of two enzymes, vacuolar-type H+-ATPase (VA) and Na+/K+ ATPase (NKA), which utilize energy to transport electrically charged atoms (ions) across the cells of the insect gut. Although VA was considered the more important of the two enzymes until the early 2000s, I have demonstrated that NKA also plays a role in maintaining insect gut function in fruit flies and mosquito larvae. Furthermore, the activities of both enzymes are dependent on the salinity of the medium in which mosquito larvae are reared, suggesting that they play a role in maintaining the ionic composition of the gut fluids in freshwater larvae. Intertekstine dramos analize siekiama atverti iki šiol netyrinėtą autorių kūrybos pusę kaip intriguojantį lietuvių dramaturgijos pavyzdį. Darbas įrodo, jog šiuolaikinėje dramaturgijoje svarbūs ne tik V. Šekspyro kūrinių tekstai, bet ir pati autoriaus figūra.

W. Shakespeare’s intertexts in temporary lithuanian dramaturgy are analyzed in master thesis. Disquisitional material – Tomas Šinkariukas drama „Hambetas“, Kostas Ostrauskas drama „Žemaitė sutinka Šekspyrą“, „Shakespeariana“ and Algirdas Landsbergis drama „Komediantai“. These writings were chosen because there are plenty of W. Shakespeare’s works intertexts in it and because drama in this aspect is being studied rarely. Intertextuality theory and the most important terms are defined in the theoretical part of the thesis. In the practical part of the thesis chosen dramas are analyzed in accordance with the defined theory. The thesis examines what kind of intertext used in those works and how they affect the meaning of work. With intertextual drama analysis it is sought to unclose yet been investigated side of authors creations as an itriguing example of lithuanian dramaturgy. The thesis shows that not only W. Shakespeare’s writings are important in modern dramaturgy, but also his figure.

Le propos de cette étude est de modéliser une méthodologie de “design augmenté” appliqué à la conception de produit innovant dans un environnement de PME. Cette approche inclut la Théorie C-K dans ce contexte d'innovation de rupture.En général, le processus de design industriel consiste à parcourir quatre pôles complémentaires :1/ la phase d'ego-design, où le designer conceptualise un besoin utilisateur,2/ la phase de techno-design, où le designer et l'ingénieur trouvent des solutions pour matérialiser ce concept,3/ la phase d'éco-design, où les acteurs sociaux concernés l'autorisent et4/ la phase d'ergo-design, où l'utilisateur final adopte le produit final.Une réflexion méthodologique conduit à la modélisation d'un raisonnement innovant de “design augmenté” (où les acteurs principaux sont remplacés par un cortège d'intervenants).Cette méthodologie a été expérimentée dans un contexte de PME. Grâce à l'utilisation du modèle, le management de projet de “design augmenté” fut couronné de succès. Cependant, d'autres validations, plus complexes encore, seront utiles pour sécuriser cette modélisation. L'exploitation de cette approche, par la variété de ses supports, doit guider le chef de projet innovant, en PME, dans le processus général d'innovation de rupture.

The purpose of this study is to model an ‘enhanced design' methodology applied to the conception of an innovative product in a SME environment. This approach includes C-K theory in a context of disruptive innovation.In general, the industrial design process consists of four major steps:1/ the ego-design phase, where the designer conceptualizes a user need,2/ the techno-design phase, where designer and engineer find solutions to materialize the concept,3/ the eco-design phase, where social actors involved authorize it and then4/ the ergo-design phase, where the user adopt the final product.A methodological reflection leads to the modeling of the innovative ‘enhanced design' reasoning (where major actors are replaced by a bunch of various stakeholders).The specific SME's case was successful. Using the model, the enhanced design project management was efficient. But some more complex application cases would help secure it. Using this approach, with appropriate information, should guide the SME design project manager in the general radical innovation process.

▼ In-based III-V compound semiconductors have higher electron mobilities than either Si or Ge and direct band gaps. These properties could enable the fabrication of low power, high-speed n-channel metal oxide semiconductor field effect transistors (MOSFETs) and optoelectronics combining MOS technology with photonics. Since thermal and native oxides formed on III-V surfaces exhibit large current leakage and high densities of trap states, a key to incorporating these materials into advanced devices is the development of processing steps that form stable interfaces with dielectric layers. In this thesis, a processing flow consisting of native oxide removal using HF chemistries and deposition of high dielectric permittivity films using atomic layer deposition was investigated. Understanding the reaction mechanisms of these processes could provide the means of controlling composition and structure, yielding a desired electronic behavior. Quantitative X-ray photoelectron spectroscopy analysis of surfaces was coupled with electrical measurements on MOS capacitors of the interface quality in order to understand the nature of high-k/III-V interface defects and their repair. Ex situ liquid phase HF etching removed InSb, InAs, and InGaAs(100) native oxides and produced an Sb- or As-enriched surface, which oxidized when exposed to air. A 5 to 22 °A thick As- and Sb-rich residual oxide was left on the surface after etching and < 5 min of air exposure. The results showed that group V enrichment originated from the reduction of group V oxides by protons in the solution and the preferential reaction of HF with the group III atom of the substrate. A sub-atmospheric in situ gas phase HF/H2O process removed native oxide from InSb, InAs, and InGaAs(100) surfaces, producing an In or Ga fluoride-rich sacrificial layer. A 50 to 90% oxide removal was achieved and a 10 to 25 °A-thick overlayer consisting of mainly In and Ga fluorides was produced. The composition and morphology of the sacrificial layer were controlled by the partial pressure of H2O as well as the ratio of HF to H2O used. Water played a critical role in the process by directly participating in the etching reaction and promoting the desorption of fluoride etching products. Accumulation of thick fluoride layer at high HF to water partial pressure ratios prevented adsorption and diffusion of etchant to the buried residual oxide. When oxide was removed, HF preferentially reacted with In or Ga atoms from the substrate, enriching the surface with group III fluorides and producing approximately one monolayer of elemental group V atoms at the interface. Interface reactions occurred during atomic layer deposition of Al2O3, in which trimethylaluminum (TMA) removed surface oxides and fluorides. Chemically sharp InSb/Al2O3 and InGaAs/Al2O3 interfaces were achieved for gas phase HF-etched InSb and liquid phase HF-etched InGaAs. ▼ Multi-user MIMO (MU-MIMO) is a technique in 802.11ac and 802.11ax that improves spectral efficiency by allowing concurrent communications between one access point (AP) and multiple clients. In practice, the expected gain is not always achieved and is sometimes even negative. Using commodity 802.11ac devices, we experimentally demonstrate that the downlink MU-MIMO performance in a practical network not only depends on the client's channel but is also influenced by factors that are not captured by conventional models, such as client motion and device type. To optimize the MU-MIMO performance in 802.11ac networks the presence of client motion, we develop a data-driven algorithm that determines whether a client should operate in MU mode and the MU-MIMO group for clients in MU mode. Such an algorithm is based on a sequence of channel state information (CSI), SNR, and client device type. The algorithm can automatically adapt to the motion and characteristics of individual clients. Experimental results using implementation on a commodity 802.11ac AP show that the proposed data-driven mode and group selection algorithm can improve network throughput by up to 35% over existing algorithms based on conventional models. We also show that the proposed data-driven algorithm has limited sensitivity to environmental changes and can be deployed into new environments without retraining. While downgrading the moving clients to single-user mode is effective in 802.11ac networks with a limited number of transmit antennas, it may not achieve the optimal performance in 802.11ax networks where the potential gain from MU-MIMO is significant. Effectively enabling MU-MIMO with moving clients is essential for such networks to achieve optimal performance. In this thesis, we identify that the sounding period, number of spatial streams, and client grouping with the consideration of the client density of the network are essential in effectively enabling MU-MIMO in networks with moving clients. We propose an algorithm that determines the sounding period, number of spatial streams, and MU-MIMO group of each client. Using a commodity 802.11ax network, we experimentally demonstrate the significant impact of such factors on MU-MIMO performance. Based on experimental data, we develop an emulation model to evaluate network performance with different density and client mobility. Emulation results show that our proposed algorithm outperforms conventional dynamic sounding and mode selection schemes by over 20% in MU-MIMO networks with moving clients. Návrh reflektuje divadlo především jako místo střetnutí dvou protichůdných světů; světa reálného; v němž žijeme; a světa zidealizovaného; přetvořeného; který vídáme na jevišti; světa skutečnosti a jejího obrazu; světa tragédie a komedie; světa skutečných tváří herců a jejich masek; jejich skutečných osobností a jejich rolí; světa skutečných věcí a kulis; světa prostorového a plošně zjednodušeného. Také dva základní protichůdné pohledy na divadelní umění jako na svět ideální; pompézní; výchovný; poučný a zábavný a na divadlo jako nemilosrdné zrcadlo našeho života; subjektivní; věrné či sarkastické; i rozpor těchto dvou chápání divadla můžeme zahrnout mezi divadelní dvojakosti. BUDOVA Nová budova divadla chce být zhmotněním dialogu; základního stavebního prvku divadelní tvorby; kterým Aischylos povýšil do té doby všeplatné zpěvné a taneční rituály na skutečné drama. Dialog spolu vedou dvě protichůdné formy – budova divadla a její prázdný otisk – veřejné prostranství. Klasifikace dialog a monolog se stává subjektivní; uvažujeme-li za druhý subjekt prázdno. Tato představa dodává úvaze existenciální náboj. Samotné dvě formy – plná a prázdná – mají kromě parafráze divadelní protichůdnosti; pověstného rozhraní dvou světů; přesah do mnoha dalších oblastí života – podobně jako samotné divadlo. Tvar budovy - zužující a zvyšující se hmota - vznikl spolu s prostranstvím spontánně jako asociace doplňkovosti. Tento tvar však reaguje kromě urbanistických a provozních návazností také na ideu moderního divadla; které by mělo být proměnlivé a dynamické. Vzletný tvar budovy zhmotňuje nejen tuto abstraktní dynamiku; ale je také intuitivním přepisem dynamiky hereckého projevu; přetlaku energie sršící z člověka; nepostradatelné nejen k hereckému výkonu; ale také ke všem lidským tvůrčím činnostem.; THEATRE Dramatic art is as old as human society. During its existence it has passed through long and colourful evolution which we charted probably only really partially. Requierement of a drama theatre and presence of another classical thetre buildings in the town caused an inspiration by Greek; Japonese; medieval; Elizabethan; Total; Exempt or arena theatre. A modern bulding of national drama theatre can´t depend of only calssical schemes; though even those could be reguired. The project reflect theatre first of all as a place of a battle of two contradictory worlds; a real world which we live in it; and an ideal; transformated world which we use to see on a stage; a world of reality and a world of its reflex; a world of tragedy and a of comedy; a world of existing faces of actors and a world of their masks; their real personalities and their parts; a world of true things and a world od scenes; a three-dimensional world and a 2D-simplified world. Also the two contradictory views of dramatic art; the first one as an ideal world; pompous; educational; instructive and funy and the second as a merciless mirror of our own lifes; subjective; authentic or caustic; so even this discrepancy of those two different opinions of theatre we could add in the theatre duplicity. BUILDING The new theatre building wants to be an objectification of a dialog; which is the basic structural element of dramatic production; whith which Aischylos sublimated singing and dancig rituals which were of binding force in that times to a real drama. This dialog is runned by two antagonistic forms – the theatre building and its empty impression – a public space. Established classification of dialog and monolog becomes subjective; if we suppose an emptiness as the second object. This idea gives our meditation an existencial character a bit. The two forms by themselves – the full one and the empty one –except of an imitation of theatre dialectics; a proverbial boundery-line of two worlds; also transcend into many other spheres of human life – analogous to a theatre. The shape of the building – a diminished and raising mass – has arised within the open space spontaneously as an association of complementing. But this shape – except other urbanistic and functional sequences - also reacts to an ide of modern theatre; which should be variable and dynamic. The poetic shape of the building not only materializes thist abstract dynamism but it is also an intuitive transscription of dynamism of an actor´s manifestation; an overpressure of human energy which is indispensable not only for a performance but also for all human creative activities.

▼ In order to avoid CMOS down-scaling limit due to the short-channel effect, multi-gate structure, such as fin-FETs or Tri-gate has been introduced. In addition, MOSFETs with new channel materials such as InGaAs (III-V) and Ge are studied for low power application under low voltage. Also, HEMT (High Electron Mobility Transistor) devices using AlGaN/GaN hetero-junction for the channel are being developed for power and high-frequency applications.For the development of these emerging device technologies, it is important to accurately evaluate the distribution of interface and near-interface traps at the gate dielectrics/semiconductor interfaces and the semiconductor hetero-junction interfaces and thus, to understand the behavior of those traps. In this thesis, the results of the systematic studies for the distribution of interface and near-nterface traps at SiO2/Si interfaces with fin structure, high-k/InGaAs interfaces, and AlGaN/GaN hetero-interfaces are described. We have proposed methodologies for trap characterization and revealed in-depth understanding of the distributions, origins, species, and trapping mechanisms. These methodologies and discoveries can be also easily extended for studying other dielectric/semiconductor interfaces and semiconductor hetero-interfaces, and thus provide a guideline for trap characterization for future development of advanced FETs. In particular, following characterizing methodologies were proposed: (1) extraction of trap densities in the different regions of fin surface by the measurement of trap densities with different fin width, (2) extraction of near-interface traps (or border traps) for high-k/III-V MOS structures, from the C-V characteristics measured at different temperatures, and (3) extraction of the distribution and species of the interface traps by comparative study on conductance spectra of AlGaN/GaN hetero-junctions with different electrodes. The major results are listed as follows; At the SiO2/Si interface with fin structure, a high concentration of interface traps tend to locate at the corners. In high-k/III-V MOS systems, there are a large amount of electrically active oxide border traps, whose concentration is likely to increase with increasing energy level and distance from the interface into the oxide. These traps seem to be caused by accumulated defectives during high-k material growth. Besides, the trapping process of oxide border traps is found to be caused by thermal activation. At last, for AlGaN/GaN hetero-interfaces, it is confirmed that there are no distributed bulk traps in the near interfacial region of the hetero-interface. Besides, the different properties of deep trap levels and shallow trap levels at the hetero-interface are also presented.

▼ Complementary metal-oxide-semiconductor (CMOS) transistors are being aggressively scaled, reaching the fundamental limits of silicon. Due to their much higher electron mobilities, III-V semiconductors are being considered as alternative channel materials to potentially replace Si. This requires the integration of high dielectric constant (high-k) oxides with III-V semiconductor layers, which is the most significant challenge to achieve high performance of III-V metal-oxide-semiconductor field-effect transistors (MOSFETs). Large interface trap densities, inherent to these interfaces, degrade the transistor performance.In this dissertation, we utilize in-situ atomic layer deposition (ALD) combined with surface passivation techniques to reduce the interface traps densities between high-k oxides and III-V semiconductors to obtain highly scaled, low defect density interfaces. Cycles of hydrogen and/or nitrogen plasmas and metal-organic precursors were applied directly onto n- and p type In0.53Ga0.47As surfaces before high-k oxide ALD. The high-k oxides investigated include Al2O3, HfO2, ZrO2, and TiO2. We examined the electrical characteristics of MOS capacitors (MOSCAPs), surface morphology of the surface, and chemical components of the interface. High quality interfaces of high-k oxide and n-type In0.53Ga0.47As with low interface trap densities (Dit) of 1012 eV-1 cm-2, low leakage current density, and high capacitance densities gate stacks (>5 uF/cm2) were achieved by the optimized cycles of nitrogen plasma+tetrakis(dimethylamido)titanium (TDMAT) ALD surface cleaning. Using x-ray photoelectron spectroscopy, the interface region indicates that the removing As-oxides, sub-oxides, and As-As bonding are responsible for decreasing frequency dispersion in the midgap region of the n-type In0:53Ga0:47As, reducing midgap Dit, and unpinning Fermi level. The modied interface chemistry from Al2O3 to TiO2 leads to lower frequency dispersion in accumulation. The highly polarized TiO2 layer produces dipole, which serves to increase barrier height between oxide and semiconductor, controlling leakage current issue. Optimized plasma condition to the specific III-V surface creates rapid and complete coverage interface layer on the III-V surface and increases nucleation density for the high quality surface, which allows for the growth of extremely scaled high-k oxide directly on III-V channels. High quality interface also prevents subcutaneous oxidation. Different conditions of p-type In0.53Ga0.47As surface passivation were investigated. Unpinned Fermi level on p type In0.53Ga0.47As surface was achieved. Comparison of electrical characteristics between n- and p-type In0.53Ga0.47As MOSCAPs are presented. Different surface plasma treatment is needed for p-type In0.53Ga0.47As for achieving high quality interface.

▼ Continuous downscaling of transistor size has been the major trend of the semiconductor industry for the past half century. In recent years, however, fundamental physical limits to continued downscaling were encountered. In order to overcome these limits, the industry experimented – and continues to experiment – with many new materials and architectures. Non-invasive, in-line methods of characterizing critical properties of these structures are in demand. This dissertation develops optical second-harmonic generation (SHG) to characterize performance-limiting defects, band alignment or strain distribution in four advanced electronic material systems of current interest: (1) Hot carrier injection (HCI) is a key determinant of the reliability of ultrathin silicon-on-insulator (SOI) devices. We show that time-dependent electrostatic-field-induced SHG probes HCI from SOI films into both native and buried oxides without device fabrication. (2) Band offsets between advanced high-k gate dielectrics and their substrates govern performance-limiting leakage currents, and elucidate interfacial bond structure. We evaluate band offsets of as-deposited and annealed Al₂O₃, HfO₂ and BeO films with Si using internal photoemission techniques. (3) Epi-GaAs films grown on Si combine the high carrier mobility and superior optical properties of III-V semiconductors with the established Si platform, but are susceptible to formation of anti-phase boundary (APB) defects. We show that SHG in reflection from APB-laden epi-films is dramatically weaker than from control layers without APBs. Moreover, scanning SHG images of APB-rich layers reveal microstructure lacking in APB-free layers. These findings are attributed to the reversal in sign of the second-order nonlinear optical susceptibility [chi]⁽²⁾ between neighboring anti-phase domains, and demonstrate that SHG characterizes APBs sensitively, selectively and non-invasively. (4) 3D integration – i.e. connecting vertically stacked chips with metal through-Si-vias (TSVs) – is an important new approach for improving performance at the inter-chip level, but thermal stress of the TSVs on surrounding Si can compromise reliability. We present scanning SHG images for different polarization combinations and azimuthal orientations that reveal the sensitivity of SHG to strain fields surrounding TSVs. Taken together, these results demonstrate that SHG can identify performance-limiting defects and important material properties quickly and non-invasively for advanced MOSFET device applications. Pour permettre l’accroissement de débit et de robustesse dans les futurs systèmes de communication sans fil, les processus itératifs sont de plus considérés dans les récepteurs. Cependant, l’adoption d’un traitement itératif pose des défis importants dans la conception du récepteur. Dans cette thèse, un récepteur itératif combinant les techniques de détection multi-antennes avec le décodage de canal est étudié. Trois aspects sont considérés dans un contexte MIMOOFDM: la convergence, la performance et la complexité du récepteur. Dans un premier temps, nous étudions les différents algorithmes de détection MIMO à décision dure et souple basés sur l’égalisation, le décodage sphérique, le décodage K-Best et l’annulation d’interférence. Un décodeur K-best de faible complexité (LC-K-Best) est proposé pour réduire la complexité sans dégradation significative des performances. Nous analysons ensuite la convergence de la combinaison de ces algorithmes de détection avec différentes techniques de codage de canal, notamment le décodeur turbo et le décodeur LDPC en utilisant le diagramme EXIT. En se basant sur cette analyse, un nouvel ordonnancement des itérations internes et externes nécessaires est proposé. Les performances du récepteur ainsi proposé sont évaluées dans différents modèles de canal LTE, et comparées avec différentes techniques de détection MIMO. Ensuite, la complexité des récepteurs itératifs avec différentes techniques de codage de canal est étudiée et comparée pour différents modulations et rendement de code. Les résultats de simulation montrent que les approches proposées offrent un bon compromis entre performance et complexité. D’un point de vue implémentation, la représentation en virgule fixe est généralement utilisée afin de réduire les coûts en termes de surface, de consommation d’énergie et de temps d’exécution. Nous présentons ainsi une représentation en virgule fixe du récepteur itératif proposé basé sur le décodeur LC K-Best. En outre, nous étudions l’impact de l’estimation de canal sur la performance du système. Finalement, le récepteur MIMOOFDM itératif est testé sur la plateforme matérielle WARP, validant le schéma proposé.

Recently, iterative processing has been widely considered to achieve near-capacity performance and reliable high data rate transmission, for future wireless communication systems. However, such an iterative processing poses significant challenges for efficient receiver design. Os processos de fermentação em estado sólido (FES) existem há muitos séculos nas civilizações orientais, onde têm sido amplamente utilizados na produção de gêneros alimentícios. No ocidente, a indústria tem trabalhado preferencialmente com os processos de Fermentação Submersa (FS) porque, devido ao meio ser aquoso, existem facilidades para se controlar esse tipo de processo. No entanto, novas demandas (tais como o tratamento de resíduos sólidos) não são inteiramente contempladas pela FS. Por outro lado, os processos de FES podem ser descritos como o crescimento de microorganismos em substratos sólidos na ausência de água livre, podendo suprir essas demandas. Entretanto, também devido a essa característica, a maior dificuldade encontrada é o controle das variáveis internas do biorreator (como, por exemplo, a remoção do calor produzido pela atividade biológica). As pesquisas nesse campo mostram que essa remoção é mais fácil através das trocas pelo ar, por causa das dificuldades de condução térmica em meio sólido. Portanto, torna-se necessário o desenvolvimento de sistemas de controle da aeração que permitam a avaliação dos processos em escala de bancada, diminuindo assim o número de incertezas na modelagem e simulação do processo. Com melhores modelos do processo em escala de bancada, torna-se mais fácil o controle da temperatura no leito de um biorreator de maior escala. Esse trabalho tem por objetivo aplicar uma técnica de controle robusto que seja capaz de garantir os índices de desempenho do sistema em toda a faixa operacional do fluxo e da temperatura ar do biorreator. A planta do sistema foi modelada em nove diferentes condições de temperatura e aeração através de modelos de primeira ordem sem atraso. Esses índices são: tempo de acomodação inferior a 12000 segundo e sobressinal inferior a 10%. O controlador utilizado foi do tipo Proporcional Integrativo (PI). Esse controlador foi sintonizado utilizando a metodologia LMI (do inglês Linear Matrix Inequalities) ou Desigualdades Matriciais Lineares, através das restrições elaboradas no algoritmo iterativo V-K. Os resultados da implementação mostram que as restrições utilizadas no algoritmo são capazes de sintonizar o controlador, mesmo não se conhecendo todas as dinâmicas do sistema de aeração.

The solid-state fermentation (SSF) processes have existed for centuries in Eastern civilizations and have been widely used in the production of foodstuffs. In Western, the industry has worked preferably with the submerged fermentation (SF) processes, because it occurs in aqueous medium and it facilitates the bioreactor control. However, new demands, such as solid waste management, are not fully covered by FS. On the other hand, the processes of FES can be described as the growth of microorganisms on solid substrates in the absence of free water, which can meet this demand. The dissertation presents a study of the electron and hole states in various semiconductor nanostructures using the k p formalism. Si/SiO2 quantum wells, GaAs/ (Al,Ga)As quantum wells, GaAs/(Al,Ga)As ringlike quantum dots grown by droplet epitaxy, and ringlike (In,Ga)As/GaAs quantum dots formed by epitaxy in the Stranski-Krastanov mode are all considered. An overview of the techniques which are used to fabricate the analyzed nanostructures is first given. The most basic properties of the electronic structure of silicon and III-V compounds are briefly described. The fundamentals of the k p theory are explained, and then applied to derive the equations of the single-band effective-mass theory. The kp theory for degenerate energy levels, which is the case in the valence band of diamond and zinc-blende semiconductors, is then presented. By using the perturbation theory, the three-band Dresselhaus-Kip- Kittel model of the valence-band states is derived for the case of absent spin-orbit interaction. The spin-orbit interaction is taken into account in the 6-band Luttinger-Kohn model, whose derivation is also briefly described. The conduction and valence band states of wide band-gap direct semiconductors and their nanostructures are usually well described by the single-band effective-mass theory and the 6-band Luttinger-Kohn model, respectively. The mentioned k p models are well suited for low k states, whereas they cannot be straightforwardly adopted to model states which are far away from the G point. Such a situation arises in silicon, where low energy states in the conduction band have large k. The model which has recently been proposed to handle such a situation is the 30- band k p theory. It is the full-zone approach, which provides an accurate description of the electronic structure of both direct and indirect semiconductors in the whole Brillouin zone. ▼ One of the discernable biochemical changes occurring in cancer is the accelerated glucose metabolism. The expression level of the hexokinase 2 (HK2) catalyzing the first committed step in glucose metabolism is elevated in tumors. Analysis of human liver, lung and breast cancer tissue arrays by IHC showed that HK2 is detected exclusively in tumor lesions and that its expression level is positively correlated with the pathologic stage. Although the expression of HK2 is undetectable in most of the normal tissues, its expression is elevated in corresponding tumor tissues isolated from various mouse models of cancer. To understand the role of HK2 in tumor initiation and maintenance we employed HK2 conditional knockout (KO) mice. Deletion of HK2 significantly reduced the anchorage-independent growth of Ras transformed MEFs derived from these mice. HK2 ablation, through expression of shRNA, affected the anchorage-independent and xenograft growth of human liver, lung and breast cancer cells. Tumor onset/burden was significantly attenuated with genetic ablation of HK2 in MMTV-Neu and K-rasLSL mouse model of breast and lung cancer. In addition, cell lines derived from mammary gland tumors are dependent on HK2 for their ability to form tumors in an orthotropic transplantation model. Moreover, using K-rasLA2 mouse model of lung cancer, we showed that systemic whole body conditional deletion HK2 after tumor onset impairs tumor progression. Interestingly, systemic HK2 deletion is well tolerated and shows no overt phenotype in the mice. Metabolomic analyses of tumor cells derived from HK2 conditional KO mice showed that many anabolic pathways such as ribonucleic acid and TCA cycle are regulated by HK2. This may explain, at least in part, the impaired proliferation and anchorage-independent growth and tumor formation induced by HK2 deletion. In summary, our results provided a proof of concept that targeting HK2 could be therapeutic for cancer, without exerting adverse physiological consequences.
