Le travail de la thèse proposé consiste à étudier, caractériser et modéliser la performance et la fiabilité de composants semi-conducteurs sous conditions extrêmes c’est à dire pendant et après que ces composants ont subi un stress électrique, un stress thermique voire les deux stress en même temps. Les composants semi-conducteurs que nous avons étudiés sont des modules photovoltaïques en silicium monocristallin pour des applications dans les énergies renouvelables. Dans cette étude, ces composants ont été soumis à plusieurs types de dégradations générant des défauts localisés dans la structure des composants. Dans un premier temps, des études approfondies des caractéristiques I(V) et C(V) et des paramètres électriques des modules solaires photovoltaïques ont été réalisées en testant une série de modules sous différentes conditions environnementales afin de fournir des données pertinentes pouvant être utiles pour l'évaluation des performances, la modélisation du fonctionnement et pour la mise en œuvre correcte et complète des modules photovoltaïques. Ces caractérisations ont été complétées par l’étude des défauts créés à l’interface et dans les structures des modules photovoltaïques par les différents stress sur la base de mesures effectuées sur ces mêmes cellules par la technique Deep Level Transient Spectroscopy (DLTS). Grâce à cette technique, nous avons identifié et localisé ces défauts au sein du composant, en déterminant leur énergie d’activation et leur section efficace de capture. Les résultats de notre étude montrent ainsi l’importance des conditions de fonctionnement sur les performances instantanées et sur le long terme des systèmes photovoltaïques. Ils peuvent être exploitables directement dans la conception même des modules silicium voire transposable, en suivant la méthodologie de l’étude que nous proposons à de nouvelles technologies de modules

The objective of this work aim to study the performance, reliability of semiconductor structures after their operation under extreme conditions, during and after electrical stress, thermal stress, and combined electro thermal stresses. The studied semiconductor structures are photovoltaic cells for applications in the field of renewable energies. These devices have been exposed to several types of degradation generating localized defects in the structures. The I (V) and C (V) characteristics and electrical parameters have been studied before and after each stress case. The Deep Level Transient Spectroscopy (DLTS) was used as advanced technique for tracking the defects created at the interface and in the bulk structures. The DLTS technique allows identifying and locating these defects within the devices, by determining their activation energy and their capture cross-Section

▼ The speed and complexity of globalisation and reduction of natural resources on the one hand, and interests of large multinational corporations on the other, necessitates proper management of mineral resources and consumption. The need for scientific research and application of new methodologies and approaches to maximise Net Present Value (NPV) within mining operations is essential. In some cases, drill core logging in the field may result in an inadequate level of information and subsequent poor diagnosis of geological phenomenon which may undermine the delineation or separation of mineralised zones. This is because the interpretation of individual loggers is subjective. However, modelling based on logging data is absolutely essential to determine the architecture of an orebody including ore distribution and geomechanical features. For instance, ore grades, density and RQD values are not included in conventional geological models whilst variations in a mineral deposit are an obvious and salient feature. Given the problems mentioned above, a series of new mathematical methods have been developed, based on fractal modelling, which provide a more objective approach. These have been established and tested in a case study of the Kahang Cu-Mo porphyry deposit, central Iran. Recognition of different types of mineralised zone in an ore deposit is important for mine planning. As a result, it is felt that the most important outcome of this thesis is the development of an innovative approach to the delineation of major mineralised (supergene and hypogene) zones from ‘barren’ host rock. This is based on subsurface data and the utilisation of the Concentration-Volume (C-V) fractal model, proposed by Afzal et al. (2011), to optimise a Cu-Mo block model for better determination of an ultimate pit limit. Drawing on this, new approaches, referred to Density–Volume (D–V) and RQD-Volume (RQD-V) fractal modelling, have been developed and used to delineate rock characteristics in terms of density and RQD within the Kahang deposit (Yasrebi et al., 2013b; Yasrebi et al., 2014). From the results of this modelling, the density and RQD populations of rock types from the studied deposit showed a relationship between density and rock quality based on RQD values, which can be used to predict final pit slope. Finally, the study introduces a Present Value-Volume (PV-V) fractal model in order to identify an accurate excavation orientation with respect to economic principals and ore grades of all determined voxels within the obtained ultimate pit limit in order to achieve an earlier pay-back period.

Le travail de thèse effectué porte sur la caractérisation électrique et la modélisation du gaz d’électrons à deux dimensions (2D) dans les dispositifs MOS-HEMT à base de l’hétérojonction AlGaN/AlN/GaN. Ces dispositifs ont un fort potentiel pour les applications d'électronique de puissance. Ce travail de recherche se place en soutien aux efforts de recherche pour l’élaboration des épitaxies GaN sur Si et pour les filières technologiques HEMT sur GaN. Il s'agit de comprendre précisément le fonctionnement du gaz d'électrons 2D et ses propriétés de transport électronique. Une nouvelle méthodologie a été développée pour identifier le dopage résiduel de la couche GaN, lequel est un paramètre important des substrats GaN et était par ailleurs difficile à évaluer. Un deuxième axe de recherche a consisté à proposer des techniques de mesure fiables ainsi qu’une modélisation des propriétés de transport du gaz d'électrons 2D. Dans ce cadre, des mesures split-CV et effet Hall ont été réalisées en fournissant pour chacune d’elles un protocole expérimental adéquat, avec un montage innovant pour les mesures effet Hall. Ce travail expérimental a été enrichi par une modélisation des propriétés du transport du 2DEG basée sur le formalisme de Kubo-Greenwood. Enfin, dans un dernier axe de recherche, un aspect plus général visant la compréhension en profondeur de l’électrostatique de l’empilement de la grille de nos GaN-MOS-HEMT a été proposé. Il est basé sur la caractérisation électrique C-V, la modélisation et l’extraction des paramètres. Le modèle développé a permis de souligner l'impact des charges surfaciques de polarisation et des défauts sur la tension de seuil des MOS-HEMT. Ce modèle a également permis d’estimer une valeur de la déformation dans les couches GaN épitaxiées sur un substrat Silicium.

This thesis aims at studying the electrical characterization and modelling of two-dimensional (2D) electron gas in MOS-HEMT devices based on the hetero-junction AlGaN/AlN/GaN. These devices are very promising candidates for power electronics applications. This research work provides the production team with detailed data on phenomena affecting GaN material. The goal is to understand precisely how 2D electron gas works and evaluate its electronic transport properties. A new methodology has been developed to identify residual doping of the GaN layer. This method was developed in order to answer a real need to know this doping to determine the quality of the epitaxial GaN layer. The second research priority was to provide reliable measurement techniques and modelling of the transport properties of 2D electron gas. Within this framework, the split-CV and Hall effect measurements were carried out by providing for each of them a suitable experimental protocol, with an innovative set-up for Hall effect measurements. In addition, this experimental work was supported by modelling the transport properties of 2DEG based on Kubo-Greenwood's formalism. ▼ Research suggests that meditation is an effective and efficient modality for reducing psychological distress and enhancing individual health and wellbeing (Sedlmeier, Eberth, Schwarz, Zimmermann, Haarig, Jaeger, & Kunze, 2012). In the last decade meditation has become a popular psychotherapeutic approach (e.g., MBSR, MBCT) in the field of mental health. Furthermore, empirical research on meditation and its effects on counseling practitioners demonstrate positive results for improving counselor self-efficacy (Greason & Cashwell, 2009), shown reductions in stress, anxiety, and depression (Elder et al., 2011; Kemeny et al., 2012), increase in attention (Chan & Woollacott, 2007), and emotion regulation (Kemeny et al., 2012). More recently researchers are studying the effects of meditation on student counselors. Counselor education literature is replete with evidence suggesting that stress is an inherent issue amongst graduate counseling students, leading to psychological distresses, decreased job satisfactions and eventually burnout (Roach & Young, 2007). Thus, it is essential that counselor educators endorse and employ wellness strategies that support student counselors in maintaining their psychological health (Meyers & Sweeney, 2008). Past research studies on counselor trainees have popularly examined the use of mindfulness-based interventions (e.g., MBSR, MBCT). There are studies noting the effects of mantra-based and loving-kindness based meditations on counselor trainees as well. However, traditional mindfulness meditations such (e.g., Zen mindfulness meditation) have never been employed for enhancing student counselor wellness by studying changes in their psychological distresses. Consequently, the current study examined the effects of Zen mindfulness meditation on student counselor’s stress, attention, and self-compassion levels (pre-to-post changes). In addition, the researcher investigated if the frequency of meditation was related to these changes when participant demographics were co-varied. The researcher conducted a one group pre-test post-test experimental design. Participants of this study (n = 11) were part of a Zen meditation-training group for six weeks. All student counselors completed self-report measures at the beginning and end of the six-week intervention and recorded their meditation frequency every week. The researcher conducted an Analysis of Covariance (ANCOVA) to measure pre-to-post test changes in the outcome variables (i.e. stress, attention, and self-compassion). In addition, hierarchical multiple regression analyses were conducted to note the variances in the outcome variables, as meditation frequency and participant demographics were co-varied. The results of the study demonstrated the following: (a) changes in stress, attention, and self-compassion levels from pre-to-post intervention, causation of which is not known; (b) ANCOVAs reported that meditation was not a predictor of these changes; (c) the regression analyses demonstrated that meditation frequency and participant demographics… Advisors/Committee Members: Laux, John (Committee Chair).

Les technologies de films minces sur isolant apparaissent comme des solutions fiables pour la nano électronique. Elles permettent de dépasser les limites des technologies sur substrat silicium massif, en autorisant de faibles tensions d’utilisation et un gain en énergie significatif. En effet, les transistors à semi-conducteurs à grille métallique (MOSFET) avec un substrat totalement déplété (FDSOI) conduisent à des courants de fuites faible et améliorent la variabilité ce qui permet de diminuer les tensions d’alimentation en particulier pour les applications SRAM. A partir du nœud 14 nm, les transistors peuvent intégrer un canal SiGe, le diélectrique high-k et la grille métallique. Tous ces nouveaux modules de procédés technologiques rendent l’analyse électrique des transistors MOS ainsi que sa corrélation avec la technologie plus compliquées. Ce travail de thèse propose plusieurs nouvelles méthodologies d’extraction automatique et statistique de paramètres pour les empilements MOS FDSOI avancées. Ces méthodologies sont toutes basées sur des mesures de capacité par rapport à la tension (C-V) rendant compte du couplage capacitif entre grille métallique, canal et substrat face arrière. Avec de telles caractéristiques C-V, des méthodologies fiables sont proposées pour l’épaisseur d’oxyde de grille équivalente (EOT), le travail effectif de la grille métallique FDSOI (WFeff), ainsi que d’autres paramètres comme les épaisseurs du canal (tch) et de l’oxyde enterré (tbox) ainsi que l’affinité électronique efficace (Xeff) du substrat face arrière qui inclut les différents effets électrostatique à l’œuvre dans l’oxyde enterré et à ses interfaces. Ces différentes méthodologies ont été validées par des simulations quantiques. La force de l’analyse expérimentale a été de contrôler la cohérence des extractions obtenues sur tout un ensemble de transistors MOS obtenus à partir de variation sur les différentes briques de base et de contrôler la cohérence des paramètres extraits.

.Thin film technologies appear as reliable solutions for Nano electronics to go beyond bulk silicon technology limits, allowing lower power bias and thus energy harvesting. Indeed, Metal Oxide Semiconductors transistors (MOSFETs) with fully depleted substrate (FDSOI for ’Fully Depleted Silicon On Insulator’) allow low static off-currents and variability improvement that enable the use of power supply biases lower than with bulk silicon, especially for SRAMs. From 14nm nodes, FDSOI generations are including SiGe channel, high-k dielectric and metal gate. All these new process modules required for technology improvement also significantly increase the complexity of the MOS devices electrical analysis and meanwhile its correlation with technology. Afin de dépasser la limite d'échelle, il existe une solution innovante qui permet de fabriquer des structures multi-grilles. Ainsi, un NMOSFET composé de trois grilles indépendantes fabriquées dans la technologie CMOS. En dehors de leur forme, géométrique, le transistor multi-grille est similaire à une structure classique. Une multi-grille NMOSFET peut être fabriquée par l'intégration de tranchées de polysilicium. Ces tranchées sont utilisées dans diverses applications telles que les mémoires DRAM, électronique de puissance ou de capteurs d'image. Les capteurs d'image présentent le problème des charges parasites entre les pixels, appelées diaphonie. Les tranchées sont l'une des solutions qui réduisent ce phénomène. Ces tranchées assurent l'isolation électrique sur toute la matrice des pixels. Nous avons étudié ses caractéristiques en utilisant des mesures I-V, méthode du split C-V et de pompage de charge à deux et à trois niveaux. Son multi-seuil caractéristique a été vérifié. Nous n'avons observé aucune dégradation significative de ces caractéristiques grâce à l'intégration des tranchées. La structure a été simulée par la méthode des éléments finis en 3D via le logiciel TCAD. Ses caractéristiques électriques ont été simulées et confrontées avec les résultats obtenus à partir de mesures électriques. La tension de seuil et la longueur de canal effective ont été extraites. Sa mobilité effective et les pièges de l'interface Si/SiO2 ont également été simulés ou calculés. En raison des performances électriques satisfaisantes et d'un bon rendement, nous avons remarqué que ce dispositif est une solution adéquate pour les applications analogiques grâce aux niveaux de tension multi-seuil

One of the recent solutions to overcome the scaling limit issue are multi-gate structures. One cost-effective approach is a three-independent-gate NMOSFET fabricated in a standard bulk CMOS process. Apart from their shape, which takes advantage of the three-dimensional space, multi gate transistors are similar to the conventional one. A multi-gate NMOSFET in bulk CMOS process can be fabricated by integration of polysilicon-filled trenches. This trenches are variety of the applications for instance in DRAM memories, power electronics and in image sensors. The image sensors suffer from the parasitic charges between the pixels, called crosstalk. The polysilicon - filled trenches are one of the solution to reduce this phenomenon. These trenches ensure the electrical insulation on the whole matrix pixels. We have investigated its characteristics using l-V measurements, C-V split method and both two- and three-level charge pumping techniques. Tts tunable-threshold and multi-threshold features were verified. Tts surface- channel low-field electron mobility and the Si/SiO2 interface traps were also evaluated. We observed no significant degradation of these characteristics due to integration of polysilicon-filled trenches in the CMOS process. The structure has been simulated by using 3D TCAD tool. Zazi (杂技), qui signifie « compétences variées » et dont l’équivalent en français est « l’acrobatie chinoise » est un ensemble d’arts vieux d’au moins trois millle ans. Il n’existe pas à ce jour en français de synthèse accessible et documentée par des sources chinoises de sa chronologie et de l’évolution de ses formes des origines à nos jours.Cette thèse a pour objectif de combler ce manque en documentant le sujet à partir d’un corpus d’ouvrages chinois et français. L’auteure de la thèse, chinoise, enseignante de français et traductrice, a pu accéder aux sources utiles et a conduit une enquête, voyageant entre France et Chine sur les différents terrains de conservation (bibliothèques, musées, documentation en ligne) et d’exploitation (spectacles, festivals, écoles) des arts acrobatiques chinois.La thèse met à disposition de furures recherches une synthèse des résultats obtenus lors de cette enquête, bibliographiques (250 références), iconographiques (128 documents), présentés chronologiquement en déroulant un vaste panorama, qui s’articulent en trois parties.La première propose une chronologie du développement des formes de l’acrobatie chinoise dans le contexte de chaque dynastie jusqu’à la dernière dynastie en 1912, à partir de sources et documents chinois, par des traductions originales et inédites de textes anciens ou contemporains de sinologues et d’historiens des spectacles en chine, notamment, et avec son autorisation, de textes du Pr Quifeng Fu, ainsi qu’une riche iconographie en collaboration avec la bibliothèque de Nanjing. En n’hésitant pas à s’affronter à ces problèmes de traductions, la thèse rend ainsi accessible au lecteur français une partie de l’histoire d’un des arts majeurs parmi les spectacles mondiaux.La deuxième partie étudie l’intégration en quatre étapes de l’acrobatie chinoise en France et de ses influences sur la société et la scène françaises, notamment à travers quelques exemples concernant les modes du « à la chinoise » et de la « Chinoiserie » entre les XVIIe et XIXe siècles. Elle s’intéresse ensuite aux échanges sous la République de Chine jusqu’au rebondissement de l’acrobatie chinoise au XXe siècle après la fondation de la République Populaire de Chine en 1949. Elle observe à cette occasion ses nouveaux codes artistiques et culturels, les messages politiques qu’elle véhicule lors de l’invitation des artistes chinois dans les grands festivals du cirque en France et à Monaco.La troisième partie dresse briévement les contours et les perspectives de collaborations artistiques sino-françaises en acrobatie et cirque au XXIe siècle, observe l’apport des acrobates chinois sur la scène contemporaine et les influences du spectacle vivant occidental sur l’acrobatie chinoise contemporaine, pour se questionner enfin sur le devenir de l’acrobatie chinoise en appliquant les résultats de ce voyage documentaire dans le temps et entre deux cultures, à un projet de création de festival franco-chinois de cirque et d’acrobatie en Chine.

▼ Rozpoznávání textu v reálných scénách se s vysokou dostupností fotoaparátů a chytrých telefonů stalo zajímavou oblastí výzkumu. Na rozdíl od strojového čtení textu ve skenovaných dokumentech je zatím považováno za nevyřešený problém. V této práci se soustředíme na problémy, které vznikají, když scéna obsahuje text v různých abecedách. Proto nejprve provádíme analýzu výkonnosti existujícího systému na doposud neznámé abecedě. Systém sice používá co nejobecnější metody, doposud byl ale testován jen na latince a okrajově na azbuce. Identifikujeme, které moduly systému jsou citlivé na výměnu abecedy, a hledáme řešení pro některé nalezené problémy. Poté navrhujeme dvě rozdílné metody na rozpoznávání abecedy, kterou je napsán text ve scéně. Obě metody dosahují výkonu srovnatelného s dostupnou literaturou. Nakonec popisujeme syntézu obou přístupů. Pro účely vyhodnocování byla vytvořena původní datová sada s nápisy převážně v hebrejštině a latince.; Text recognition in natural images became an interesting research area with the advent of affordable cameras and smartphones. Unlike the traditional character recognition in scanned documents, it is still considered an unsolved problem. We focus on the problems that arise when different alphabets are present in the scene. Therefore, we first analyse the impact of recognizing a previously unknown script on an existing system. Although developed with generality in mind, it has been tested only on the Latin and Cyrillic scripts so far. We identify which modules are sensitive to changing the script and propose solution for some of the found problems. Second, we propose and implement two different methods for script recognition. Both of the methods show state-of-the-art performance. In the end, we provide a synthesis of these approaches. An original dataset with mainly Hebrew and Latin inscriptions was collected and annotated for the evaluation purposes. Advisors/Committee Members: Matas Jiří (advisor).

Les particules ribonucléoprotéiques (RNP) sont impliquées dans divers mécanismes cellulaires : les UsnRNP, la SRP, les RNP à boîtes C/D et H/ACA dans la modification des ARN et la maturation des ARN ribosomiques, et la télomérase dans le maintien des extrémités chromosomiques. L'assemblage de ces RNP est un processus complexe faisant intervenir de nombreux facteurs, dont le complexe SMN. Un déficit de l’une des protéines de ce complexe conduit à l’amyotrophie spinale. Il est essentiel à la survie cellulaire et est nécessaire à l’assemblage des UsnRNP et de la SRP. Il est suggèré que le complexe SMN joue un rôle dans la biogenèse des RNP à boîtes C/D et H/ACA. Nous avons montré des interactions in vitro et des associations in cellulo entre le complexe SMN et la protéine NUFIP (un facteur d’assemblage de ces RNP). Ces résultats suggèrent l’existence d’un lien fonctionnel entre le complexe SMN et NUFIP dans l'assemblage des RNP à boîtes C/D et H/ACA et de la snRNP U4. Des interactions in vitro entre le complexe SMN et la protéine NAF1 (un facteur d’assemblage des RNP à boîtes H/ACA) ont révélés, que le complexe SMN est capable de s’associer avec la RNP à boîtes H/ACA en formation. Si le complexe SMN intervient dans l’assemblage des RNP, on peut supposer que cet assemblage soit défectueux dans la SMA. Nous avons montré que certains ARN sont accumulés dans la moelle épinière et le cerveau de souris SMA. La télomérase est réactivée dans les cellules cancéreuses. En collaboration avec l’équipe de J-M Vignaud (CHU central, Nancy), nous avons montré une augmentation du taux des protéines cœur des RNP à boîtes H/ACA et de NUFIP dans les cellules tumorales

Ribonucleoprotein particles (RNPs) are involved in various cellular mechanisms in eukaryotic cells: UsnRNP, SRP, C/D and H/ACA box RNPs in RNA modifications and rRNA maturation and telomerase in the synthesis of the chromosome extremities. RNP assembly is a very complex process, which involves numerous factors. One of these factors is the SMN complex. Decreased level of one of its components leads to spinal muscular atrophy. It is essential for cell survival and necessary for UsnRNP and SRP assembly. It is suggested that the SMN complex plays a role in C/D and H/ACA RNP biogenesis. We showed in vitro interactions and in cellulo associations between the SMN complex and the protein NUFIP (an assembly factor of these RNP). These results suggest the existence of a functional link between the SMN complex and NUFIP in the assembly of the C/D and H/ACA box RNPs and the U4 snRNP. In vitro interactions between the SMN complex and the protein NAF1 (an assembly factor of the H/ACA boxes RNPs) revealed, that the SMN complex is capable of joining with the H/ACA boxes RNPs in formation. If the SMN complex intervenes in the RNPs assembly, we can suppose that this assembly is defective in the SMA. We showed that any ARN is accumulated in the spinal cord and the brain of SMA mouse. Les particules ribonucléoprotéiques (RNP) à boîtes C/D et H/ACA sont impliquées dans la maturation des UsnRNA et des précurseurs des ARNr. L'assemblage de ces RNP dans les cellules est un processus complexe faisant intervenir de nombreux facteurs cellulaires dont NUFIP, commun aux deux RNP, et NAF1, spécifique aux RNP à boîtes H/ACA. Le complexe de Survie des Motoneurones (SMN) est essentiel à la survie cellulaire et est nécessaire à l'assemblage d'une autre RNP, les UsnRNP, composants des spliceosomes. Un déficit en protéine SMN conduit à une pathologie grave, l'amyotrophie spinale. Plusieurs études suggèrent que le complexe SMN puisse également jouer un rôle dans l'assemblage des RNP à boîtes C/D et H/ACA. Dans le but d'obtenir de plus amples informations, nous avons testé si des interactions existent entre les constituants du complexe SMN et i) les protéines associées aux RNP matures, ainsi que ii) les autres facteurs d'assemblage déjà connus. Ainsi, par une approche de double hybride chez la levure, nous avons observé des interactions fortes entre NAF1 et les protéines Gemin3 et Gemin8 du complexe SMN. Comme la protéine coeur GAR1 des RNP à boîte H/ACA interagit avec la protéine SMN, ces données suggèrent que le complexe SMN participe à l'échange de NAF1 par GAR1, qui est une étape clé de la biogenèse des RNP à boîtes H/ACA. De plus, nous avons mis en évidence des interactions entre Gemin3/NUFIP, Gemin4/NUFIP et Gemin6/NUFIP. L'étude de cette dernière interaction a été approfondie. Nous avons montré que l'interaction est directe, qu'elle existe dans les cellules de mammifères à la fois dans le cytoplasme et le noyau, et nous avons défini les domaines de chaque protéine nécessaires à l'interaction, en collaboration avec l'équipe d'E. Bertrand (IGM Montpellier). Ces résultats ouvrent de larges perspectives quant à un lien fonctionnel entre le complexe SMN et NUFIP dans l'assemblage des RNP à boîtes C/D et H/ACA, mais aussi dans l'assemblage de la snRNP U4 et dans le mécanisme de traduction localisée dans les cellules

Box C/D and H/ACA ribonucleoparticles (RNPs) are required for UsnRNA and ribosomal RNA maturation. Their assembly in cells is a complex process, which implicates numerous cellular factors, such as NUFIP, a common assembly factor, and NAF1, which is a specific factor for H/ACA box RNP assembly. The Survival of Motoneurons (SMN) complex is essential for cell survival and is required for the assembly of another class of RNPs, the UsnRNPs, which are essential components of the splicing machinery. Decreased levels of the SMN protein lead to a severe disease, the spinal muscular atrophy. Several studies led to the proposal that the SMN complex also plays a role in the assembly of box C/D and H/ACA RNPs. Ce travail est consacré à l’étude de l’incorporation volontaire des dopants dans des films de carbure de silicium épitaxiés par la technique de dépôt chimique en phase vapeur. Le rôle des principaux paramètres de croissance (température, flux de dopant, vitesse de dépôt, pression dans le réacteur et le rapport C/Si) sur l’incorporation d’azote et d’aluminium a été étudié en détail. Les travaux menés jusqu’ici ont largement exploré les caractéristiques de l’incorporation de dopants, en particulier l’incorporation d’azote et ont montré des résultats parfois très dépendants de l’équipement de croissance utilisé. Afin d’explorer cette influence, une étude expérimentale exhaustive sur l’incorporation de N et Al a été réalisée sur des couches homoépitaxiées 4H-SiC sur la face carbone et sur la face silicium de substrats 4H-SiC dans nos réacteurs CVD. Cette étude a été complétée par une analyse des propriétés structurales, optiques et électriques de couches 4H-SiC dopé Al. Aussi, la fabrication de diodes pn a été expérimentée sur les couches épitaxiées dans nos réacteurs. Nous avons pu observer différentes tendances expérimentales selon la nature du dopant, l’orientation cristalline du substrat et l’environnement chimique durant la croissance. Nous en déduisons que le mécanisme derrière les tendances observées est largement influencé par des facteurs comme les conditions de croissance (c'est-à-dire la température de croissance et/ou la pression) et la couverture de carbone à la surface de la croissance, surtout sur la face C

This work is dedicated to the investigation of intentional dopant incorporation in silicon carbide epilayers grown by chemical vapor deposition technique. The role of main process conditions (growth temperature, dopant supply, deposition rate, growth pressure and C/Si ratio) on both, Nitrogen and Aluminum incorporation was studied in details. Previous works have widely explored the characteristics of dopant incorporation, especially the nitrogen incorporation addressing a potential influence of growth equipment for the observed incorporation trends. An exhaustive experimental study of N and Al incorporation was performed for homoepitaxial 4H-SiC layers grown on Si- and C-faces of 4H-SiC substrates in our CVD setups to explore such influence. It was completed by the assessment of the structural, optical and electrical properties of the Al doped 4H-SiC films. Furthermore, the fabrication of pn diodes was tested on the grown layers. We have observed different experimental tendencies depending on dopant nature, crystal orientation and chemical environment. We conclude from these observations that the mechanism behind the experimentally obtained tendencies is widely influenced by factors such as process conditions (i.e. growth temperature and/or pressure) and the carbon coverage at the grown surface, especially on C-face

Cette thèse consiste en une recherche sur la représentation du paysage dans les arts poétique et visuel, à partir d’un éclairage réciproque entre cultures occidentale (principalement française et antique) et chinoise. Notre recherche est inspirée par la définition canonique du paysage: le paysage est une portion de l'espace terrestre, représentée ou observée à l'horizontale comme à la verticale par un observateur. En conséquence, pour les chercheurs de la littérature moderne, c’est le surgissement de la notion de « sujet » qui engendre la notion du paysage dans son sens étymologique. En revanche, dans la poésie chinoise ancienne dont la syntaxe est nominale, l’être, comme prédicat dominant qui structure la vision du sujet vis-à-vis du paysage, est souvent absent. Le langage chinois reflète une perspective non-anthropocentrique du paysage en Chine ancienne. Une deuxième étude significative conduit à la révision de la conception canonique du paysage: Celle de l’art visuel et poétique ancien, qui permet d’écrire une préhistoire du paysage (les éléments naturels) et de proposer une théorie de l’émergence du paysage dans l’Antiquité. Cette tentative proposant la naissance du paysage dans l’Antiquité se distingue dès lors de celle qui la fait naître à la Renaissance. Je m’efforce d’esquiver « le grand récit » proclamant une vérité universellement valable, pour préconiser « les petits récits » qui précisent « les représentations localisées du domaine restreint ». J’ai choisi un certain nombre de thèmes fondamentaux concernant le paysage - le sublime, la Stimmung, les ruines et le vide -, que j’interroge sur des problématiques comme celle du lien entre sujet et objet, la conscience de l’histoire et le lieu de mémoire, etc.

This dissertation focuses on the representation of landscape in poetry and visual arts, with the reciprocal illumination of Western (mainly French and Antiquity) and Chinese culture. This research is inspired by the canonical definition of landscape that the landscape is a portion of space represented or observed horizontally or vertically by an observer. Accordingly, for researchers of modern literature, the emergence of the concept of "subject" generates the notion of landscape in the etymological sense. However, in ancient China, “be” as a predicate is often absent in poetry, especially in the nominal syntax. The Chinese language reflects a non-anthropocentric perspective of landscape, about which Stimmung and Qingjing (the emotion-landscape) deconstruct the notion of landscape structured by the “subject“. The Approach to the revision of the canonical landscape concept is to introduce the ancient visual art and poetry so as to write a prehistory as well as a history of landscape (natural elements) and to propose about the emergence of the landscape in Antiquity, even if I can not find a term corresponding exactly to the modern landscape. ▼ Pulmonary rehabilitation (PR) has a positive effect on COPD patients. The response to PR demonstrates positive impacts on daily life activities and exercise tolerance. However, the referral criteria to PR program for COPD patients does not mention anything about the time factor or the stage of the disease. The recommended stage of starting the program should be included in the acceptance guidelines. More studies are needed to examine which COPD stage will benefit more than the others. PURPOSE: The purpose of the study is to determine the most optimal time to start pulmonary rehabilitation for COPD patients. METHOD: A retrospective study was utilized, and the data were collected from an urban hospital for the last five years (2013 to 2017). Patients were divided into four groups using the GOLD classification guideline for COPD patients. Every group represents different FEV₁ range and has pre- and post-PR program variables. The measured variables were 6MWT and Chronic Respiratory Questionnaire(CRQ). The evaluation focused on the comparison between the groups, not within the groups. DATA ANALYSIS: The analysis was conducted by SPSS version 24.0. Descriptive statistics, dependent sample t-test, ANOVA, and Welch test were utilized. T-test was used to find the difference between pre- and post-variables and ANOVA test to compare the difference between the four groups. RESULTS: comparison between groups ANOVA results were Six-minute walk difference F (3.65) =1.3, p=.281. Dyspnea difference F (3.65) =.155, p=.926. Fatigue difference F (3,65) =.640, p=.592. Emotional difference F (3,65) =.221, p=.881. Mastery difference F (3,65) =.363, p=.780. CONCLUSION: There was a significant difference between pre- and post-pulmonary rehabilitation results and all the groups responded positively to the program. There were no significantly different responses to the program between the four groups. As a result, there is no specific preferred stage to start the program. Le sujet de cette thèse se situe dans le cadre général des arylations de nucléophiles catalysées par des complexes de métaux de transitions (Cu, Fe) ou réalisées en absence de ces derniers, dans des conditions compétitives et respectueuses de l’environnement. Ces réactions sont d’une importance majeure pour l’industrie chimique. Dans un premier chapitre est tout d’abord décrit un couplage inédit mettant en jeu un sel d’aryldiazonium et un nucléophile azoté (formation de liaison CAr-N). La méthode procède dans des conditions douces via un système catalytique au cuivre peu coûteux et peu toxique. Les produits de couplage obtenus (Ar-NHet) sont d’un intérêt central dans l’industrie pharmaceutique et agrochimique. Dans une deuxième partie nous avons présenté une méthode permettant de réaliser le couplage entre des sels d’aryldiazonium et des dérivés du styrène, à l’aide d’un système t BuOK/DMF. Cette réaction, réalisée pour la première fois en absence de catalyseurs à base de métaux de transition, permet d’accéder, via la formation de liaisons CArsp²-Csp², à des motifs stilbènes variés qui trouvent de nombreuses applications en chimie pharmaceutique. Un deuxième chapitre porte sur l’utilisation de dérivés de l’iode hypervalent permettant la fonctionnalisation de noyaux aromatiques (C-H) ou de dérivés vinyliques (C-H). Une première méthode décrit une réaction de triflimidation directe de composés acétanilides avec une sélectivité exclusive en position para. Deux conditions réactionnelles ont été mises en place pour cette fonctionnalisation. Une première utilise une quantité stœchiométrique de PhI(OAc)2 et une autre utilise une quantité catalytique d’iodotoluène (génération in-situ de l’iode(III)). Cette transformation a conduit à la formation de liaisons CAr-N en présence de bis(trifluorométhane)sulfonimide de lithium (LINTf2) comme nucléophile azoté. Dans une deuxième partie, nous avons montré que l’iodure de bisphosphoranilidène (PNPI), pouvait catalyser la trifluorométhylation vinylique sélective de dérivés du styrène en présence d’un réactif de l’iode hypervalent (l’iode(III)), le réactif de Togni II. Des travaux sont en cours pour tenter de comprendre l’influence positive de l’utilisation de PNPI dans le cas de notre réaction. Un troisième chapitre décrit des résultats préliminaires permettant d’obtenir un rendement honorable (54%) lors du couplage catalysé au fer du 4-iodotoluène avec le phényllithium. Une autre série de test décrit le couplage entre des halogénures d’aryle et des alkyllithium primaires. La méthode semble très efficace, puisque par ailleurs les travaux très récents de la littérature pour des couplages similaires faisant intervenir les mêmes partenaires réactionnels, font appel à des catalyseurs de fer ou de palladium.
