将来の波長多重光インターコネクトにおいて,温度無依存の波長可変光源がキーデバイスとなる.本研究では,熱応力・静電力駆動のマイクロマシン反射鏡を面発光レーザに集積し,熱駆動により波長ドリフトを補償し温度無依存化を行うと同時に,静電力駆動によって波長を掃引する新しい面発光レーザの実現に取り組んだ.動作特性を解析により明らかにすると共に,加工プロセスを確立し素子を製作した.その結果,温度係数を通常の1/10程度に抑制しながら,約10nmの連続波長可変動作を実現した.また,通常の1/5以下の温度係数,2.5nmの波長間隔の多波長アレイを実験的に示した.更に,スローライトSOAとの集積構造を用いた10mWクラスの単一モード出力を有する高出力波長可変光源,300を超える解像点数を有するオンチップビームスキャナの提案と解析を行った.

優れたキャリア輸送特性を有するグラフェンは次世代大規模集積回路(LSI)におけるチャネル材料として期待されているが、グラフェンをチャネルとした電界効果トランジスタ(FET)はオン/オフ比が極めて低く、実用化に向けた大きな課題となっている。本研究では、グラフェンチャネルに対し、n型炭化ケイ素(n-SiC)をソース/ドレインとした独自のデバイス構造により、グラフェンFETのオン/オフ比向上を目指した。SiC上に成長、界面制御処理を施したグラフェンをチャネルとすることにより、グラフェンFETとしては極めて高いオン/オフ比(103^~105^)を実現し、グラフェンFETの実用化に向けた指針を示した。

デジタルコヒーレント光通信の更なる大容量化・高機能化に向け、多様な変調方式が検討されている。本研究では、高度な多値変調に対応する新規光変調器の創出を目的とし、光変調器の回路設計法を体系化・発展させると共に、複数の新規光変調器の提案・動作実証を行った。既存手法であるマッハツェンダ変調回路の直列・並列型設計を整理・補強した後、その発展型として共役型設計および線形応答型設計を新たに提案した。各設計手法に基づき64QAM変調器、3Dシンプレックス変調器、多値数可変変調器、PS-QPSK変調器、デュアルキャリア変調器、線形応答IQ変調器を新たに提案・作製・評価し、それぞれ原理損失低減、構成簡易化、応答線形性向上等の効果を実証した。
