1. Tsai, Fu-Yu. The study of deformation behaviors of LiAlO2 single crystal.

The deformation behavior of γ phase LiAlO2 (γ-LAO) single crystal under various loading conditions has been investigated in the present study. The loading conditions used in this study included uniaxial compression, Vickers microhardness, and nanoindentation. In addition, the deformation microstructure was characterized by using various techniques, including optical microscopy (OM), transmission electron microscopy (TEM), scanning electron microscopy (SEM), and electron backscattered diffraction (EBSD). In the high temperature compression test, it was found that the LiAlO2 single crystal deformed via a twinning process while compressed along [100] direction at temperatures from 773 K to 1173 K. The twinning elements for the observed deformation twin are summarized as K1: (1-12), K2: (-112), η1: [-111], η2: [1-11], and s = 0.305. No dislocation slips were observed associated with the twinning. The necessary stress for the initiation of twinning increased with decreasing temperature. At 673K, twinning was not found even after loading to a stress of 550 MPa. When the crystal was compressed along [001] direction, no twin but cracks was observed after loaded to 660 MPa. By using the nanoindentation test with Berkovich indenter at room temperature, the hardness of the (100) surface is determined to be ~10 GPa, and that of (001) surface is ~12.5 GPa. The values of elastic modulus are determined as 145 GPa and 168 GPa for (100) and (001) surface, respectively. The deformed microstructure induced by the nanoindentation was characterized by examining the cross-section from the volume underneath the indent with transmission electron microscope. The phase transformation from γ-LAO to β-LAO was found in the deformed volume after indentation on the (100) surface. The crystallographic orientation relationship between γ-LAO and β-LAO exhibits a nearly parallel relation of aγ//cβ, bγ//aβ, and cγ//bβ. Two sets of habit plane between these two phases are found as (10-1)γ // (01-1)β and (101)γ // (011)β. After indentation on the (001) surface, a deformed structure consisting of dislocation lines was observed. The anisotropy of hardness and cracking behavior of γ-LAO were studied by using Vickers indentation test at room temperature. The hardness of the (001) plane is about 10.5 GPa, when the diagonal directions of the indent are along [100] and [010], however, it decreases to about 9 GPa when the diagonal directions are along [110] and [1-10]. The hardness of the (100) plane is about 8.5 GPa when the diagonal directions of the indent are along [010] and [001], but it decreases to 6.5 GPa as the diagonal directions change to [011] and [0-11]. Both radial cracks and lateral cracks were found, which depended on the indenting plane and the orientation of indent. Based on the observation, the crack planes were determined. 2. Lin, Re-Ching. The study of film bulk acoustic resonator using ZnO thin film.

In this study, T-ladder type thin film bulk acoustic wave filters had been fabricated based on thin film bulk acoustic wave resonators. The titanium (Ti) seeding layer and platinum (Pt) for bottom electrode were deposited on silicon substrates by a dual-gun DC sputtering system. Field-emission scanning electron microscopy, atomic force microscopy and the four-point probe method showed that the Pt bottom electrode deposited on the Ti seeding layer exhibited favorable characteristics, such as a surface roughness of 0.69 nm and a sheet resistance of 2.27 Ω/â¡. The ZnO piezoelectric film was deposited using the two-step deposition method by RF magnetron sputtering. Field-emission scanning electron microscopy, atom force microscopy and X-ray diffraction revealed that ZnO piezoelectric film exhibited excellent characteristics, such as a the high preferred c-axis orientation and a rigidly precise surface structure with surface roughness of 7.37 nm. The wet etching process is adopted to fabricate cavity of device. The concentration of 30 wt% KOH and etching temperature of 100 â had been indicated appropriate for etching processes. Finally, the top electrodes of the devices are varied to approach the performances of device applications. The results showed the highest coupling coefficient (kt2) of FBAR device can be obtained using platinum top electrode. The high coupling coefficient of FBAR device is appropriate for wide passband filter. The annealing processes had been used in order to improve the characteristics of piezoelectric films. The stress of ZnO film has been improved from -1.656 Gpa to 0.611 Gpa through the annealing process. At the annealing temperature of 400â, the ZnO piezoelectric film exhibited excellent characteristics, such as a large grain size with smooth surface. The quality factor of FBAR device using ZnO film with 400â annealing was better than that without annealing. The optimal conditions of fabrication processes are adopted to fabricate top electrode, bottom electrode and piezoelectric film. The T-ladder type FBAR band pass filter was constructed by FBAR resonators. The frequency response is measured using an HP8720 network analyzer and a CASCADE probe station. The 3-dB bandwidth, insertion loss and band rejection of the T-ladder type thin film bulk acoustic wave filter are 79MHz, -3.5 dB and 8.4dB at 2,379MHz, respectively. Ion-sensitive field effect transistors (ISFET's) have many advantages than the conventional ion selective electrodes. There exhibt the advantages of small size, fast response and compatible with conventional IC technologies. The general structure of ISFET is the same as that of MOSFET. However, the main difference is that the metal gate in MOSFET is replaced by reference electrode/electrolyte/sensing insulator structure in ISFET. The insulator surface will suffer the change of potential as the sample is immersed into electrolyte, by which, we can measure the pH or other ionic concentration. Amorphous barium titanate (a-BaTiO3) thin film as the pH-sensing layer of the ion-sensitive field-effect transistor is prepared by a sol-gel technique. The stock solution in a concentration about 0.42M is obtained. The barium titanate thin films are deposited on SiO2(1000Å)/p-Si substrates, and the EIS structure is frabricated. The fabrication parameters of BaTiO3 thin films are made up of the thickness of 120-360 nm and the firing temperature between 350â and 850â. The flat-band voltage(ÎVBF) is shifted by C-V measurement. The pH sensitivity is on the downside because the thin films thickness and defect increase. The results reveal the MIS C-V curve. The optimum conditions are found that the annealing temperature is about 350â, and the sensitivity of about 59.02 mV/pH with regression of 0.9991. The pH response of 40-59 mV/pH in the range of pH 2-12 exists when the a-BaTiO3 thin film with thickness of about 120-360nm at the firing temperature between 350â and 550âare prepared. To decrease the fabrication cost, so the numbers of mask and fabrication steps should be minimized, which are reduced to two from four and 10 from 16 steps. Two masks were used to accomplish a-BaTiO3 gated ISFET. I-V curve shows that the a-BaTiO3 gated ISFET exhibits pH responses of about 38 ~48.7 mV/pH in the linear region(IDS=30 μA and VDSï¼0.2 V), and -11~-24.8 μA/pH in the satiation region(VGS=3 V and VDSï¼3.5 V), and the regression of above 0.997 was achieved. Both of C-V and I-V curves revealed the BaTiO3 thin films could be used in the ISFET gate.
